Characterization and reliability of a mmW power amplifier cell F/H

Subject

The objective of the internship is to investigate the thermal behaviour and breakdown limitations of a 65 to 40nm PDSOI CMOS transistor used in a 5G power amplifier application. This in-depth study will rely on advanced DC and RF characterization on specific test structures. The understanding of these limitations will help future design trade-offs in this technology.

Job description

The internship has two main goals :

- First, the trainee will characterize the self-heating of the transistor by linking three different techniques : On-wafer advanced IV measurements on specific DC test structures dedicated to in-situ temperature estimation, thermal Imaging (IR camera) and S-parameters.

- Then, breakdown and time dépendent dielectric breakdown (TDDB)will be characterized on different test structures to understand the voltage limitation of the transistor versus the dimensions of the device.

If needed in the project, she/he will code new tests sequences and/or new instrument drivers in python to support the reliability analysis of the device.
